Abstract: 

THE ALLOY DISORDER IN THE SCATTERING OF THE TWO DIMENSIONAL ELECTRON GAS (2DEG) IN ALXGA1-XAS QUANTUM WELL GROWN IN THE VACUUM HAS BEEN EVALUATED. RESULTS IMPLY THAT A SMALL AMOUNT OF AL ALLOY (X<0.01) IN GAAS WELL CAN LIMIT THE ELECTRON MOBILITY. FINALLY A VALUE OF 0.52EV FOR ALLOY POTENTIAL HAS BEEN DETERMINED VIA SIMULATION OF THE EXPERIMENTAL RESULTS.
